Advanced Vapor Phase Soldering

PRESENTED BY Jochen Lipp

CEO IBL Technologies

http://www.ibl-tech.com

PRESENTATION ABSTRACT Vapor Phase soldering offers a repeatable heating process with a lower overall reflow costs as compared to convection reflow (especially

power consumption). Soldering is accomplished in a natural inert environment and uses less floor space than traditional convection reflow. Since soldering is completed in a vacuum voiding is reduced and it is also impossible to "overheat" areas of the PCB since the temperature of the chamber will never exceed the temperature of the vapor fluid that is used. These are just a few of the benefits of "soft vapor phase" (SVP).

During this presentation the technology behind the Vapor Phase soldering process will be covered as well as the benefits mentioned above and many more.

SPEAKER PROFILE

Nano-Bond Assembly - A Rapid Room Temperature, Fluxless Soldering Process

PRESENTED BY Jordan Ross

Market Manager Thermal Materials Indium Corporation of America

http://www.indium.com/TIM

PRESENTATION ABSTRACT Indium Corporation of America has begun the commercialization of the Nano-Bond technology that was acquired from RNT in 2009. The

product technology and application will be reviewed in detail . The Nano-bond joining process is based on the use of reactive multilayer foils as local heat sources. The foils are a new class of nano-engineered materials, in which selfpropagating exothermic reactions can be ignited at room temperature through an ignition process. By inserting a multilayer foil between two solder layers and two components, heat generated by the reaction in the foil melts the solder and consequently bonds the components. The joining process can be completed at room tempera-

ture in air, argon or vacuum in approximately one second. The resulting metallic joints exhibit thermal conductivities two orders of magnitude higher, and thermal resistivities an order of magnitude lower, than current commercial TIMs.

The use of reactive foils as a local heat source eliminates the need for torches, furnaces, or lasers, speeds the soldering processes, and dramati-cally reduces the total heat that is needed. Thus, temperature-sensitive or small components can be joined without thermal damage or exces-sive heating. In addition, mismatches in thermal contraction on cooling can be avoided because components see very small increases in tem-perature. This is particularly beneficial for joining metals to ceramics. The fabrication and characterization of the reactive foils is described,

and the value proposition for NanoBonding is presented. The presentation will also cover the applicability of this platform technology to many areas of packaging including Thermal Interface Materials, microelectronics, optoelectronics, and Light Emitting Diodes (LEDs)

SPEAKER PROFILE Jordan manages the global initiatives for Indium’s thermal management products, including engineering development for the Nano-Bond and Heat-Spring® thermal interface materials. He is responsible for new product launches, and developing and executing regional and application strategies. Jordan has presented at numerous industry forums and conferences. In addition, he actively participates in interactive online com-munications through his Thermal Blog, which can be found at www.indium.com/TIM. Jordan has a bachelor’s degree from the State Univer-

sity of New York Institute of Technology.

LA/OC SMTA TECHNICAL ARTICLELA/OC SMTA TECHNICAL ARTICLE Next Best Thing to a Close Shave: Mitigating the Risks of Tin Whiskers

By, Brian Toleno, Ph.D., Henkel Corporation

If you’ve been in electronics for any length of time, the phenomenon of tin whiskers is something you’ve

likely heard discussed (maybe in scared whispered tones). Tin whiskers certainly aren’t a new problem. In fact, some

of the first published reports of the occurrence date back to the 1940’s and 1950’s. But, over half a century later, we’re

still talking about it.

The commercial world has transitioned to lead-free and, consequently, manufacturers that produce high-

reliability products (military, etc.) are stuck with components that have tin terminations. Depending on the plating

methods used, the tin terminations may be susceptible to tin whisker growth. These tiny hair-like filaments of conduc-

tive tin can grow out of a component lead and, as they grow, may touch an adjacent device’s lead, which then causes a

short and, ultimately, the failure of the device. Component manufacturers have tried to develop whisker growth miti-

gation techniques that include changes to the plating process such as using a nickel barrier between the copper and the

tin in addition to other methods, but the mechanism is not completely understood. So, for assemblers, there is still

quite a bit of concern about the risks posed by tin whiskers. And, in the high-reliability world where there is no room

for error, this lack of confidence in plating-based solutions has led assembly specialists to seek other methods of

whisker risk mitigation.

One of the more effective techniques used to reduce tin whisker shorts is the use of conformal coating materi-

als. When the proper material is used, conformal coatings can help reduce the chances of whiskers bridging between

components. It should be noted that conformal coatings will not prevent tin whisker growth, but they have been shown

to mitigate the risks posed by tin whiskers. Like any material selection, understanding the requirements of your proc-

ess and the abilities of the material are critical to success -- not just any conformal coating will suffice. Both acrylic

and epoxy conformal coating systems are very rigid and don’t allow for a lot of give and, therefore, the ability for tin

Page 8: LA/OC SM LA/OC SMTA NEWS LETTERTA NEWS LETTER · Presentaion Abstracttaion AbstractSpeaker Profile ... Alan Cable, the principle owner of ACE pro- ... Year in the "Technology" category.

whiskers to grow through the cured coating. Epoxy coatings offer the greatest level of protection due to their rigid na-

ture and tightly cross-linked chemical structure, which improves the overall chemical resistance of the coating, thus

enhancing the in-use resistance to spread of tin whiskers. The materials used must provide good bonding to the surface

so that the PCB is coated completely and very evenly, which is particularly important through the thermal life of the

board. Matching the adhesive and thermal properties of the coating to the application is critical. When used properly,

even if a tin whisker does grow out of a lead, the conformal coating should prevent it from re-entering the coating and

causing a short on an adjacent component.

As manufacturers have a variety of different process and final reliability requirements, partnering with a supplier who

can deliver several options for conformal coating solutions and in-depth technical expertise is important. As a global

leader in electronics materials development, Henkel has engineered several conformal coating products that offer the

choice today’s manufacturers require. For those applications where a thermal cure is desired, Henkel offers both ep-

oxy and acrylic solutions. Hysol® PC12-007M™ is a thermally cured, epoxy-based material that delivers excellent

stability at higher temperatures, so is ideal for automotive applications where under-the-hood conditions can become

extremely hot. When high temperature extremes (above 110°C) are not a concern, Henkel’s Hysol PC20M™ offers an

acrylic-based system that provides the hardness required to help mitigate tin whisker re-entry. Sometimes, however,

manufacturers can’t use thermally cured materials because of the presence of temperature-sensitive components. In

this case, Henkel’s two ultra-violet (UV) cure systems, ECCOCOAT® UV7993™ and Hysol PC40-UM™ provide

options for those manufacturers who must use an alternative to thermal cure. All of these materials offer the properties

required to help reduce the risks posed by tin-whiskers.

In instances where assemblers may not wish to use conformal coatings at all due to solvent concerns or the investment

in required for spraying equipment, Henkel has formulated material and process alternatives in the form of our Macro-

melt® low-pressure molding encapsulants or potting materials. Macromelt OM646™ is a low pressure overmold ma-

terial that offers superior rigidity and product protection with the side benefit of reducing tin whisker-related shorts.

With this process, the entire PCB is encapsulated at low pressure with a very rigid material that is capable of dealing

with low temperature components, yet delivers excellent performance in a variety of end use environments. The proc-

ess is fast, simple and cost-effective. For those that prefer a potting process, Henkel’s Hysol ES1002™ fits the bill. An

epoxy system that can be room temperature or heat-cured, Hysol ES1002 is designed with hardened fillers for ad-

vanced physical properties for superior performance.

Depending on your individual volume requirements, design constraints, reliability needs or process conditions, Henkel

has a solution for tin whisker risk reduction. And, as always with Henkel, our materials are backed by expertise, un-

matched technical service and the global resources you’d expect from the leading electronics materials supplier. For

more information on Henkel’s answers to tin-whisker induced failures log onto www.henkel.com/electronics. 8

Chuck ErbeChuck Erbe In Loving Memory of LA/OC SMTA MemberIn Loving Memory of LA/OC SMTA Member

Charles Erbe’s career in the

electronic industry started over 30

years ago. After four years in the

U.S. Army as a Hawk Missile/

Launcher Mechanic in Germany,

Chuck returned to college while

working for General Electric. After

graduating from Cal-State Fullerton

with a BA degree in Political Science

and a minor in Mechanical Engineer-

ing, Chuck was employed by Electro-

vert and then a representative firm,

which represented over fifteen differ-

ent equipment and process/chemical

manufacturing companies. This pro-

vided the stepping stone for Chuck to

fulfill his desire of becoming a Manu-

facturing Engineer.

Eventually Chuck went on to work for Jet Propulsion Laboratories, where he

helped to build the proto-type, engineering model and Proof of Process units for the

Mars Pathfinder and Cassini Projects. Chuck continued his career at Interstate Elec-

tronic (L3 Com) & eventually Babcock, where he produced GPS for the ATA and ATS

Cruise Missiles and Smart bombs, built inverter and converter power supplies for the

U.S. Navy (Nuclear Navy) and UPS system for airports, and created the processes for

power supplies for missile systems and satellites. Chuck’s experience and education al-

lowed him to help companies improve yields and decrease operating cost.

Chuck was an active member of the SMTA who was always willing to volunteer,

provide advice or support, and always with a welcoming hello. We will all miss Chuck’s

smiling face and infectious enthusiasm for learning new technologies. We have all lost

a colleague and friend and the electronic industry has lost an engineering asset that

can not be replaced.

On behalf of the entire SMTA organization our deepest sympathy to the

Erbe Family.
