Process and Considerations: Replacement of BGA's with Reclaimed Devices Presented By: Ken Thompson, OKEN Consulting

PRESENTATION ABSTRACT

Three factors have evolved which warrant considerations for reclaim-ing BGA devices back onto PCBAs. They include: BGA pack-aging integrity improvements, lim-ited inventory or availability of ex-cess BGAs, and effective BGA re-balling equipment/techniques. Due diligence is part of the deci-sion process when validating the appropriateness of using reballed BGAs. The processes used for reclaiming BGAs back onto PCBAs will be reviewed along with the key reli-ability and yield considerations. A survey of techniques and equip-ment for BGA removal and pad re-dressing, BGA reballing, and BGA attachment to a populated board will be presented. Additionally, a hands-on demonstration will be given on equipment/processes for reballing which uses OEM-like techniques for prototype and origi-nal device sphere attach.

SPEAKER PROFILE Creating new technologies, products, process solutions, and manufacturing systems for miniature electronics has been part of Ken’s legacy for 23 years. After receiving his degree in Mechanical Engineering from the Georgia Institute of Technology, he joined Motorola, Inc. in the Microelectronics group making hybrid sub-modules for pagers, radios, and the 1st portable cell phone. In his earlier years, Ken’s creative efforts in surface mount technology and Integrated Circuit packaging earned him peer recognition as a technology leader and innovator. Implementing new technologies and de-signs carried over to managing portable electronic manufacturing operations where his mastery of business opera-tions eventually led to his role as Gen-eral Manager & Vice President of Indala, a RFID hardware and software product provider. OKEN Consulting is delivering profes-sional services to the RFID, commercial and consumer electronic product, IC Packaging, and automated equipment industries. Successful engagements in-clude industry leaders and start-up busi-nesses. Ken’s metallurgy background has led to RoHS/WEEE consulting and screening services for device, PCA, and equipment producers and users.

Dear Members and Friends,

There is a lot to cover in terms of the exciting events that we have planned for you in the upcoming months. Today, however, I would just like to relate my experience in becoming a volunteer for our SMTA Los Angeles/ Orange County Chapter.

About 8 years ago, I attended my first meeting at the Toshiba America Infor-mation Systems facility in Irvine when board assembly was still conducted at this site. Both the technical presentation on Toshiba’s process and the fac-tory tour were impressive indeed. I was new to the industry and my boss supported the idea that I could attend the local SMTA chapter meetings to deepen my understanding on SMT as well as network and gain some good contacts (aka customers.)

Well, I guess it does not really matter how my road to volunteering with the SMTA started, I’m just glad to be here. During this first meeting, I went up to JoAnn DeBliss, the President at that time and asked her, “Is there anything that I can do?” She seemed to take this very seriously and had me immedi-ately organize the food and beverages for the meeting as well as cleaning up afterwards. JoAnn took my card, called me up the following week and asked if I would help out with Membership. Not really knowing any better but thinking this would be a good opportunity to get to know the industry members better, I just said “Sure.”

My initial motivation to educate myself and gain new customers became an appreciation for what the SMTA stood for fundamentally – a supportive net-work of engineers and professionals who volunteer, share knowledge and provide information on the latest technology to promote our industry. I de-cided that while I could not contribute my skills on an engineering level, I did possess a great amount of “enthusiasm” to share.

I am constantly impressed with the caliber of people that I meet through the SMTA. These folks have been some of the most intelligent, talented, warm-hearted, down-to-earth and giving persons that I have ever come across.

I can honestly say that the few efforts and contributions I have made to the SMTA have returned to me many fold in the form of friendships developed, satisfaction at successful events accomplished and appreciating the some-times difficult lessons learned during failed attempts. It’s all been worth-while.

I am not greedy. I would love to give many of you the opportunity to experi-ence making a difference for our members along with us. I am now in the midst of making up our “volunteer committee list.” If you have even showed up at a meeting, you may find yourself on it and being asked if you could support us even if it’s just by answering an email once in a while asking your opinion on a certain topic or upcoming activity. Being a volunteer isn’t al-ways a huge commitment of time which is precious these days. It can sim-ply be a volunteer of spirit and support when called upon. Yes, we wouldn’t mind if some of you would like to spend a couple of hours with us a month either!

Trace connections to Chip and Area Array SMT pads should be as small as possible and uniform in size, direction of egress, and quantity of interconnections.

Uniform Egress Direction, Quantity and Size

The trace interconnection to the pad has become a critical element to high yield SMT manufacturing. With the small pad sizes of today’s components, the trace size and relative location to other traces on the same component and normal PCB fabrication tolerances can result in an area of solder defects ranging from tombstone compo-nents, opens, shorts and non-reflowed soldering connections. For small pads (<0.020” round or square) with a trace connection of the same size can increase the effective SMT pad size by greater than 50% and thus a potential insufficient solder connection. For small chip components, this condition can cause position shifting of the compo-nent during reflow towards the larger pad side. The imbalance could be large enough to create a significant thermal imbalance across the part that may increase the pro-pensity for tombstone defects.

Member Profile Bob Hausmann Senior Engineer

Jet Propulsion Laboratory

Bob Hausmann is a Senior Engineer in the Electronic Packaging and Manufacturing Section at the Jet Propulsion Laboratory in Pasadena, and has been an SMTA mem-ber for over 23 years. He was a charter member of the LA/Orange County Chapter and in the late 80’s and early 90’s he served as chapter president for two years as well as holding several other chapter offices. Bob was also active in the International Electronics Packaging Society (IEPS), which merged with the International Society of Hybrid Microelectronics (ISHM) to form the International Microelectronics and Packag-ing Society (IMAPS) about 10 years ago. Bob was a charter member of the Orange County Chapter of IEPS and held several chapter offices including chapter president. For about 10 years, Bob’s wife, Luby, worked with Bob and the IEPS Board preparing and mailing meeting announcements as well as organizing vendor shows and work-shops. In addition, Bob is a member of the Orange County Section of the Institute of Electrical and Electronic Engineers (IEEE) and has been a senior member of IEEE for over 30 years. Bob has over 45 years experience in the electronics design and manufacturing field. His defense electronics work experience includes 10 years with Rockwell International (Autonetics Division – Anaheim) on the design and development of missile guidance systems, 10 years with Interstate Electronics on the mechanical design and electronic packaging of shipboard electronics, 3 years at Ford Aerospace on the design of Army Tank Electronics, 6 years at Hughes –Fullerton on shipboard electronics and torpe-dos, and 3 years at NavCom – El Monte on test sets for aircraft avionics. For the past 12 years, Bob has worked on the design and manufacturing of space-borne electronics at TRW –Redondo Beach and at JPL. At JPL, his project assign-ments included the Cassini Spacecraft to Saturn, the Cloudsat and Aquarius Earth Or-biting Spacecrafts, and the Dawn Spacecraft to the asteroid belt. Bob grew up on a farm in North Dakota and has lived in Southern California since 1955. He has a BSME degree from Calif. State University – Los Angeles and an MBA from Calif. State University – Fullerton. On the personal side, Bob has been married to his wife, Luby, for over 45 years and has a son, David, daughter-in-law, Theresa, and two granddaughters living in Oceanside, Calif. Like his father, David also works in the electronics design and manufacturing field and is a Solid Works CAD designer at L3 Communications in San Diego. Bob and Luby have lived in Orange County for over 45 years and currently live in the city of Orange. They have also lived in Ana-heim, Irvine, and Yorba Linda. Bob and Luby’s personal interests include travel, ho-tels, restaurants, and movies.

The SMTA is looking to start student chapters! The mission of SMTA student chapters is to build a network of students and professionals and to create learning opportunities for students to develop skills and knowledge necessary to work in electronic assembly technologies and related business operations.

A student chapter may be established at any post secondary school that supports sur-face mount technology, microelectronics, electronics packaging, or related industries via programs, courses, and/or activities. Only five student members are needed to start and maintain a student chapter. The student membership cost is $5.00 per year. You can find the application for an Associate (Student) membership on-line at http://www.smta.org/membership/membership_step_1.cfm. Membership puts students in touch with the many SMTA publications and services. It also provides student dis-counts on conferences along with many opportunities for professional development.
