History
Many people have discussed how Digital overcame functional test in the 80’s
1149.1, 1500, 1687
Where is Analogue Test in comparison? 30 years behind?
Is 1149.4 really used? Not at ams AG

What was needed
An understanding of the defects
An infrastructure that could be replicated and automated

Where are we with Analogue?
Only recently has industry made a collaboration on:
Defect types
Relative likelihoods of defects
Test access or infrastructure
Very early phase of standardization and automation

What could be done?
Academia
• Work with industry to analyse defect types at different fabs, process nodes
• Publish a list of the major defect types seen (without company names)
• Investigate how each type could be detected using basic tests, such as IDDq
Industry
• Use data from academia to build an analogue “scan” standard based on
• Standard access
• Defect models
• Defect test routines
