Defect types

Relative likelihoods of defects

Test access or infrastructure

Very early phase of standardization and automation

What could be done?

Academia

• Work with industry to analyse defect types at different fabs, process nodes

• Publish a list of the major defect types seen (without company names)

• Investigate how each type could be detected using basic tests, such as IDDq

Industry

• Use data from academia to build an analogue “scan” standard based on

• Standard access

• Defect models

• Defect test routines
